Why the concentration exists

Mask inspection is the final verification of a finished photomask before it enters a wafer fab, intended to ensure that no printable defect ships to the customer. At advanced nodes the inspection must catch not only opaque particles and pits but also phase defects buried in the multilayer reflector, which are invisible to optical tools. For EUV masks that means illuminating the reticle at the same 13.5 nm wavelength the scanner uses, a capability called actinic inspection. Phase defects in the Mo/Si multilayer shift the reflected wavefront in ways that bright-field optical systems cannot distinguish from clean regions, so only an EUV-wavelength tool can reveal them, which is why actinic inspection is a physical prerequisite for EUV production rather than a quality preference.[2][3][4]

Who supplies it

Lasertec is described as holding an estimated 90% or higher of the global market for EUV photomask inspection, and another source states that Lasertec holds effectively all of the market for EUV mask blank inspection tools and EUV mask inspection tools as of 2025. The same source notes that Lasertec began selling an EUV mask blank inspection system in 2017 and was the first company worldwide to offer a commercial EUV mask inspection system, unveiled that year.[8][9][6]

The downstream consumer of inspection is the photomask itself, which in turn feeds wafer fabs running EUV and high-NA EUV exposure. What would break it

The most concrete fragility is lead time: Lasertec's actinic patterned mask inspection tools carry 12 to 18 month lead times, compared with three to six months for its optical inspection systems. With Lasertec as the sole commercial supplier of actinic patterned inspection, that delivery window becomes a single point of scheduling risk for any mask shop ramping EUV or high-NA EUV capacity, and it concentrates bargaining power over pricing and installation sequencing in one Japanese vendor. The cited gross and operating margins at Lasertec reflect that pricing position rather than a competitive auction.[5][8]

What to watch

On December 8, 2025, Lasertec released the MAGICS series M9750 and M9751 mask blank inspection and review systems, with the MAGICS line described as the de facto standard for mask blank inspection for many years. In July 2025 Lasertec also released a new EUV pellicle inspection system supporting CNT pellicles, which extends the company's product line into pellicle-qualified EUV reticle handling.[7][10]
